摘要： PURPOSE: A method of forming a recess and method for manufacturing a semiconductor device are provided to apply a bias with the range of 0 to 50W during plasma oxidation, thereby effectively recovering plasma damage on a lower surface of the recess. CONSTITUTION: A field area(100) limits an active area(110), expanded in the first direction, on a substrate. A backup recess partially crosses the active area on the substrate. The substrate is plasma-oxidized to form consecutively sacrificial oxide along a surface profile of the substrate. The sacrificial oxide and the active area are removed by a plasma etching process. A recess(124) with the width wider than the backup recess is formed.

摘要： PURPOSE: A semiconductor device with have a bridge shaped spacer structure is provided to minimize a device cell by forming a transistor without the GIDL(gate induced drain leakage). CONSTITUTION: A semiconductor substrate(100) is classified into an active area and an inert region through an element isolation film(115). A recess hole is formed in the active area. The sacrificial layer is formed within the recess hole. A spacer insulating film layer(138) is formed on the sacrificial layer and it is planarized. The connection hole which is contacted to the sacrificial layer is formed. Etchant is put through the connection hole and the sacrificial layer is removed. The gate electrode dielectric layer(150) is formed on the removed sacrificial layer on the semiconductor substrate.

摘要： A laser display device is provided to overlap speckles each other with slight displacement therebetween to equalize the speckle contrast when forming an image, thereby reducing speckles. A laser display device comprises a laser illuminating system(10) for emitting a laser beam(L), and a speckle-reducing unit having a birefringence element(60). The birefringence element separates the emitted laser beam into a plurality of partial beams. A plurality of spots is formed by focusing the partial beams on a screen. The spots overlap each other with slight displacement therebetween to form an image, thereby reducing speckles.

The laser scanning unit scans the laser beam emitted from the laser illumination system to form an image. The speckle reducing unit includes a beam separating element and an optical path switching member. The speckle reducing unit irradiates the laser beam scanned from the laser scanning unit. The beam separating element separates the inputted laser beam into a plurality of partial laser beams(L1,L2). The optical path switching member allows the separated laser beams to be irradiated at different angles.
