    • PURPOSE:To obtain a material for use in a positive type electron beam resist superior in dry etching resistance and high in sensitivity and resolution by using a material composed essentially of a polymer having specified fundamental units in molecular structure. CONSTITUTION:A resist material is composed essentially of a polymer having in the molecular structure, fundamental units each of them represented by formula I in which each of R1-R3 is H or 1-6C hydrocarbon residue; and R4 is 1- 20C hydrocarbon residue optionally substd. by one or more F for H. This polymer is obtained by copolymerizing a compd. represented by formula II with SO2 at -100-+100 deg.C in the presence of a radical catalyst. To use this copolymer as a resist material, it is dissolved in a solvent, such as chloroform to prepare 3-40wt% soln., applied to a substrate, and when needed, it is preheated at 100-200 deg.C.

CONSTITUTION:100pts.wt. of a five-membered ring cpd. having conjugated double bonds of the formula (wherein H is hydrogen; R is 1-3C alkyl; m, n are O or an integer of not less than 1 and m+n=6) and/or a Diels-Alder adduct of said five- membered ring cpd., are/is copolymerized with 10-150pts.wt of a dimer derived from 1,3-butadiene and said five-membered ring cpd. to obtain a hydrocarbon resin (A). 100pts.wt. of the hydrocarbon resin (A) is reacted with 1-15pts.wt. of an unsaturated carboxylic acid or an anhydride thereof to obtain an acid-modified resin (B). 100pts.wt. of the acid-modified resin (B) is reacted under heating with 5-100pts.wt. of a phenolic resin resulting from the condensation of a phenol with formalin to obtain a resin (C). There is provided an offset ink containing the resin (C) as a vehicle.

    • PURPOSE: An offset ink composition with excellent luster, emulsification characteristics, misting, setting and drying properties, prepd. by the incorporation of a thermal reaction product between a specified acid-modified hydrocarbon resin and an alkyl- substd. phenol resin as a vehicle.
      CONSTITUTION: 100pts.wt. hydrocarbon resin obtd. of the copolymn. by 100pts.wt. five-membered cyclic compd. of the formula (wherein R is 1W3C alkyl; m and n are 0 or at least 1 where m+n=6) and/or Diels-Alder adduct thereof, such as (di) cyclopentadiene, with 5W50pts.wt. drying oil or fatty acid such as linseed oil or myristic acid, is reacted with 1W15pts.wt. unsaturated carboxylic acid or anhydride thereof, to obtain acid-modified hydrocarbon resin (A). Then 100pts.wt. resin A is thermally reacted with 5W100pts.wt. 4W9C alkyl-substd. phenol-formaldehyde resin to obtain resin (B). 100pts.wt. resin B is dissolved in a mixt. consisting of 50W200pts.wt. specified high-boiling hydrocarbon solvent and 10W100pts.wt. drying oil, and the resulting soln. is compounded with a pigment to form the titled ink composition.
