Plural kinds of gases in the different etching cross-sectional shapes are switched and used without the overlapping of the using periods one another for the respective sections. That is to say, the composition of the etching gas, which is supplied on the surface of the material to be processed is changed in the etching period for one material layer to be etched, and the etching is made to progress. Thus, the vertical etching is realized at the time point when the entire etching including over-etching is finished.

The experimenter can set a parameter without storing a matching property of the parameter value between the wavelength scan parameter and the time scan parameter. In this way, the redundancy of the parameter value can be eliminated, the memory capacity is saved, and the inconsistency between the parameter values is prevented.
