SOLUTION: A laser device and extreme ultraviolet light source device is provided with: a regenerative amplifier (9) for outputting a single or multi vertical mode laser light; a preamplifier (PA) and main amplifier (MA); a master oscillator that is a semiconductor laser (4) for oscillating the single or multi vertical mode laser light so as to input the single or multi vertical mode laser light into the regenerative amplifier (9), preamplifier (PA) and main amplifier (MA) in the range of amplifying line of the regenerative amplifier (9), preamplifier (PA) and main amplifier (MA); and a semiconductor laser system (8) that carries out not only wavelength control of the master oscillator so that the wavelength of the single or multi vertical mode laser light emitted from the semiconductor laser (4) is matched to the amplifying line of the regenerative amplifier (9), preamplifier (PA) and main amplifier (MA) but also waveform control for adjusting the pulse waveform and/or pulse output timing of the single or multi vertical mode laser light.
