    • PROBLEM TO BE SOLVED: To provide a high-response semiconductor optical amplifier element capable or receiving an optical signal having a transmission loss, amplifying the optical signal and reducing a bit error rate, and to provide a driving apparatus for the semiconductor optical amplifier element. SOLUTION: An active layer 2 has a quantum well structure comprising InGaAsP, and includes an supersaturation absorbing region 4 and optical amplifier regions 5, 6. A voltage is applied to the supersaturation absorbing region 4 via a p-electrode 10 independently from the optical amplifier regions 5, 6. A current is implanted into the optical amplifier regions 5, 6 via the p-electrodes 11, 12, respectively.     • PROBLEM TO BE SOLVED: To provide a wavelength-tunable optical transmitter which is compact and has a high yield and is low-cost by using a semiconductor opto-electrical element wherein an electro-absorption modulator and a semiconductor laser are integrated on one and the same substrate, and at the same time can keep the modulation/transmission characteristics of the electro-absorption modulator/semiconductor laser constant.
      SOLUTION: A wavelength-tunable laser module for DWDM is used which is equipped with one electro-absorption modulator integrated laser, and can be varied in the oscillation wavelength by temperature control. The driving conditions of the laser and the modulator are so determined that the modulation/transmission characteristics can be kept nearly constant in a temperature control range. By using such an electro-absorption modulator integrated laser and determining the driving conditions of the modulator and the laser, the compact and low-cost wavelength-tunable optical transmitter can be obtained.
