摘要： PROBLEM TO BE SOLVED: To provide an ignition device in which secondary voltage prevents breaking of elements, which occurs due to ignition surge generated during the period of electric discharge and which uses a cheap, highly reliable intelligent- type IGBT. SOLUTION: Zener voltage of a Zener diode between the side of a collector electrode of IGBT element and a gate electrode, is reduced by 100 V or more below the bulk withstand voltage. Further, when Zener current value is 10 to 20 mA, the Zener diode in which operating resistance is 5 kΩ or less, is arranged between the collector electrode and the gate electrode.

摘要： PROBLEM TO BE SOLVED: To provide an ignition device for an internal combustion engine which can constitute a switching circuit part and a control circuit part on one semiconductor chip and can also produce number effect by fitting its specification to a most-multiple-function-type igniter. SOLUTION: A switching circuit 60 for controlling primary current by conduction or cutoff is constituted with an IGBT(insulated bipolar transistor) 61, vertically-structured insulation-gate-type bipolar transistor which has a Zener diode 63 for voltage clamp between collector gates, and a control circuit 50 is constituted in a same chip as the IGBT 61 using a dielectric separating substrate. Therefore, the switching circuit 60 and the control circuit 50 can be integrated into one chip without receiving mutual effect between any elements, and the specification of the ignition device is easily fitted to that of a most- multiple-function-type ignition device.

SOLUTION: In the basic construction of IGBT, at least the thickness of the pads of the gate aluminum wiring 31 and the emitter aluminum wiring 30 under a wire bonding area 20 or an equivalent means 19 such as a newly provided electric conductive layer are thickened into 5 μm or more. In this way, by thickening the emitter wiring 30, the gate wiring 31, or the equivalent means 19 under the bonding area 20, elements on the lower part or in the vicinity of' the bonding area 20 are not damaged by stress at wirebonding, and hence productivity and reliability can be improved.

摘要： PROBLEM TO BE SOLVED: To prevent re-energization during the presence of a self-diagnosis and an ignition on-control signal by forming a bipolar transistor for controlling the current-energization interception of a primary current, a current limiter circuit and a thermal shutoff circuit forcibly shutting off the primary current in time of something wrong happening, into on a chip. SOLUTION: An ignition circuit 11 is provided with a bipolar transistor (IGBT) 2 energizing or intercepting a primary current flowing into a primary coil of an ignition coil 1. A current limiter circuit 4 controls the extent of gate voltage by a current detector 3, limiting the primary current to the setting value, while a thermal shutoff circuit 5 makes the primary current be forcibly shut off or reset according to a condition. This ignition circuit 11 is made to serve as an integrated circuit which converges the bipolar transistor (IGBT) 2, the current limiter circuit 4 and the thermal shutoff circuit 5 on one chip intensively. A chip's detection temperature is reached to the initial setting value, a latch circuit 6 is set up, and thereby an ignition control signal is maintained up to a time when it is turned to OFF from ON.

Silicon steel plates are laminated on the inner side of the bobbin 4, the steel plates are cured integrally with each other using an epoxy bonding agent and after that, a core 3a molded into a cylinder shape by machining is inserted in the inner side of the laminated plate. A side-core 3b constituting a magnetic circuit is arranged on the outer side of the coil part and after a thermosetting resin 9 is injected and the core 3b is impregnated with the resin 9, the resin 9 is heated and cured and an ignition coil 1 is constituted. Moreover, a permanent magnet 12 is arranged in a closed magnetic circuit which is constituted of the cores 3a and 3b.
