    • PURPOSE:To reduce fluctuations caused by a surface reconstruction, by using a semiconductor substrate made of III-V and II-V compound semiconductors and using the off-substrate thereof, and by making the plane orientation of the semiconductor substrate (100) plane. CONSTITUTION:A quantum fine line structure comprising a GaAs growth layer 2 and an AlGaAs growth layer 3 is formed on a GaAs (110) substrate 1. The substrate 1 is inclined by a proper angle with suspect to the[111]direction. The present quantum fine line structure is so formed that on the substrate 1, GaAs and AlGaAs are made to grow alternately by an organometallic vapor phase epitaxy or by a molecular beam epitaxy. Here, the direction wherein the quantum wire is formed in the direction equivalent to the [110] or the [100] direction. Also, the composition ratio of Al to AlGaAs is an arbitrary value which is larger than 0 and not larger than 1. Thereby, the quantum wire structure wherein a little fluctuation of the side of the quantum wire is present can be obtained.

    • PURPOSE:To provide the optical frequency conversion element which is driven on a low voltage, is wide in band, high in efficiency and is non-dependent on incident and exit polarized light and the modulation form of signals by using s an optical waveguide structure formed by using a compd. semiconductor which can equivalently attain a phase plate rotating frequency conversion system capable of attaining conversion efficiency of 100% theoretical efficiency regardless of the modulation form of the input signals in optical frequency conversion with the electrooptical effect of the crystal and is advantageous for optical integration. CONSTITUTION:This optical frequency conversion system is constituted by adopting the element constitution to constitute the optical waveguide having the [1, 1, 1] directions of the compd. semiconductor, such as GaAs or InP having tri-symmetrical axes as the propagation direction and to impress a rotating electric field within the plane perpendicular to the propagation direction and further connecting the element in series. As a result, the effect equiv. to the effect of the phase plate rotating frequency conversion system is obtd. by using the electrooptical effect advantageous for high-speed modulation. The above- mentioned frequency conversion is thus possible.

    • PROBLEM TO BE SOLVED: To provide a time lens for a frequency control light signal having sufficient efficiency and performance without requiring intricate and large-scale device constitution and without impairing the high speed and large capacity of the light signals and a light signal processor. SOLUTION: An optical frequency conversion element of a semiconductor waveguide type applying a half-wavelength plate rotation system is used for a light frequency sweeping section 1 for applying a distribution to the wavelength component of an input signal pulse train. The waveguide consisting of a semiconductor quantum well structure is used as a refractive index dispersion medium 2. The light frequency converter of the half-wavelength plate system used for the optical frequency sweeping section 1 is capable of embodying frequency conversion of efficiency 100% independ on the modulation speed and modulation system of the input signals. The waveguide applying the quantum wells used as the high-refractive index dispersion medium 2 is capable of embodying the refractive index dispersion extremely higher than that of the conventional materials. Consequently, the highly efficient time lens is embodied.
