摘要： The invention aims to solve the problem of prior art EL devices that undesirable defects form in dielectric layers, and especially the problems of EL devices having dielectric layers of lead-base dielectric material including a lowering, variation and change with time of the luminance of light emission, and thereby provide an EL device ensuring high display quality without increasing the cost. Such objects are achieved by an EL device comprising at least an electrically insulating substrate 11 and a structure including an electrode layer 12, a dielectric layer 13, 14, 15, a light emitting layer 17 and a transparent electrode layer 19 stacked on the substrate 11, wherein the dielectric layer is a laminate including a first thick-film ceramic high-permittivity dielectric layer 13 whose composition contains at least lead, a second high-permittivity layer 14 whose composition contains at least lead, and a third high-permittivity layer 15 whose composition is free of at least lead.

The EL panel including the phosphor thin film of the present invention comprises a substrate, and a lower electrode, an insulating layer, an EL phosphor laminate thin film, and an upper electrode which are successively laminated on the substrate. In the EL phosphor laminate thin film, buffer thin films are formed on both sides of a phosphor thin film comprising a matrix material which is essentially constituted by magnesium gallate and doped with a rare-earth element or the like, and electron injection thin films are further formed on both sides thereof.

摘要： The invention provides an oxide thin film in the form of an epitaxial film of the composition: Zr.sub.1-x R.sub.x O.sub.2-.delta. wherein R is a rare earth metal inclusive of Y, x=0 to 0.75, preferably x=0.20 to 0.50, formed on a surface of a single crystal silicon substrate. A rocking curve of the film has a half-value width of up to 1.50.degree.. The film has a ten point mean roughness Rz of up to 0.60 nm across a reference length of 500 nm. An epitaxial film of the composition ZrO.sub.2 is constructed by unidirectionally oriented crystals. When a functional film is to be formed on the oxide thin film serving as a buffer film, an adequately epitaxially grown functional film of quality is available. Particularly when the single crystal substrate is rotated within its plane, an oxide thin film of uniform high quality having an area as large as 10 cm.sup.2 or more is obtained.
