CONSTITUTION: A first enclosure(110) comprises a first porous filter element for particle filtering. A base part(115) comprises a feed flow path(130) and a drain flow path(140) for flowing in and drawing out gas/vapor mixture in the first enclosure. The mixture forms vapor from a liquid precursor for thin film deposition. Angular relationship between orifice(150) and the feed flow path and the drain flow path is nearly normal angular relationship. An evaporation apparatus generates a heated exhaust gas/vapor mixture stream. The porous filter element is made of a stainless steel.

    • PURPOSE: A method and an apparatus for spraying a liquid precursor material are provided to spray a liquid precursor for depositing a thin film on a substrate by generating vapor. CONSTITUTION: An atomizer(10) forms a droplet aerosol(51) and includes a tube housing(40), a capillary tube(60), a gas path, and a spray orifice. The tube housing includes an upper side, a lower side, and a gas inlet(24). A liquid inlet(22) is formed on the upper side of the tube housing. The lower side of the tube housing is attached to a vaporization chamber. The gas inlet receives the gas from a gaseous material. The capillary tube is inputted to the housing through the liquid inlet. An inlet capillary tube receives the liquid from the end of an outlet capillary tube. The gas path is between the tube housing and the capillary tube. The spray orifice sprays the gas at a high speed and forms a droplet by spraying the liquid.
