    • PROBLEM TO BE SOLVED: To provide a downsized semiconductor integrated circuit device (high frequency IC) for communication with a function of applying differential-single conversion to a transmission signal while suppressing deterioration in harmonic suppression characteristics and outputting the result and to provide an electronic component (high frequency module) mounted with the semiconductor integrated circuit device.
      SOLUTION: In the semiconductor integrated circuit device (high frequency IC) provided with a limiter for amplifying the transmission signal subjected to modulation and up-conversion and supplying the amplified signal to a power amplifier, collectors or drains of differential transistors (Q1, Q2) configuring the limiter are connected to an output terminal and a means for reducing the impedance of the transistor continuously supplying a current to the output terminal or the transistor not conductive even when either of the transistors is brought into a non-conductive state in response to an input signal, for example, an unbalanced reduction means comprising differential MOS transistors (M1, M2) is provided in parallel with the transistors (Q1, Q2).
