摘要： PROBLEM TO BE SOLVED: To reduce deterioration of gain or distortion characteristic of an amplification circuit, by reducing the parasitic element of a large capacity semiconductor capacitor for d.c. interruption necessary for the feedback circuit system of a high-frequency amplifier.
SOLUTION: A semiconductor capacitor 21 is provided with a p-type semiconductor board 205, made of a p-type semiconductor, a first n-type well 2108 made of an n-type semiconductor that is formed on the p-type semiconductor board 205, a p-type well 2109 formed on the first n-type well 2108, a second n-type well 204 formed on the p-type well 2109, a first dielectric layer 207 formed on the second n-type well, and a first metal layer 206 formed on the first dielectric layer 207, and a voltage is applied to realize reverse bias at least between the p-type well and the second n-type well adjoining with each other.

The function as the load of the differential type amplifier is achieved to an AC signal entering through input terminals IN1 and IN2, and AC grounding is created to the in-phase AC signal that enters through an input terminal IN3 of a single balance mixer, thus preventing the in-phase AC signal from leaking to the input terminals IN1 and IN2. Anti-surge characteristic can be improved by enlarging the distance between back gates bg1, bg2 and a contact 6 of a drain.

Thus, this device is miniaturized.
