摘要： PURPOSE:To reduce the power consumption of a serial access memory when serial access is performed, by maintaining the impedance of a bit line load at a high level during the period when the data of memory cells which are accessible from the same word line are continuously accessed. CONSTITUTION:Commencement of a change in the input address of a low- address decoder 2 is detected almost simultaneously with the change or just before the change and the impedance of a bit line load is lowered by means of a means 5 which changes the load impedance of a bit line only when the previous data remaining on the bit line in the form of electric charges must be erased during the period from a fall to the next rise of a word line. Therefore, the impedance of the bit line load can be maintained at a high level during most of the period of serial accessing operations. As a result, the bit line current can be reduced when the word line is turned on and power consumption can be reduced.

摘要： PURPOSE:To remarkably reduce a memory cell current at readout by connecting a readout MOS switch and a MOS switch controlled through a readout word line to an asynchronous memory cell comprised of a flip-flop together with a bit line in series with a power supply. CONSTITUTION:A memory cell 42 forming one bit of a memory cell array, readout MOSFETs 12, 13 and MOS switches 14, 16 controlled by a word line 18 are connected in series with a power supply 41 to constitute a memory cell 43. Write is conducted to the cell 43 via terminals 38, 23 at write in this state. Then the readout is conducted from the cell 43 via terminals 39, 28. In this case, since a cell current flows from loads 33, 34 of readout data lines 26, 27, it does not flow through other memory cells connected to the word line 18. Thus, the cell current is reduced remarkably, the power consumption of the entire memory device is decreased, no inversion of information is caused in the write system as above even in the operation of any timing and the design is facilitated.
