    • PROBLEM TO BE SOLVED: To provide a semiconductor light-emitting device which has a VCSEL sealed and a light-receiving element with resin and in which the light-receiving element receives a part of the outgoing light of the VCSEL, thereby enabling APC drive.
      SOLUTION: The semiconductor light-emitting device 10 contains a VCSEL 12 for emitting laser beams; a light-receiving element 14 for receiving a part of light emitted from the VCSEL 12; a first resin 16 for sealing the VCSEL 12, etc.; a second resin 18 formed on an upper face of the first resin 16; a sub-mount 19 to which the VCSEL 12 and the light-receiving element 14 are fixed; and a plurality of lead terminals 20, 22, 24 which are electrically connected to the VCSEL 12 and the light-receiving element 14 and are made of a conductive metal. As indicated by arrow S, a part of light emitted from the VCSEL 12 is reflected by an interface 36, and the reflected light is received by the light-receiving element 14. The optical output of the VCSEL 12 can be monitored, based on an output of the light-receiving element 14.

    • PROBLEM TO BE SOLVED: To provide a semiconductor light-emitting apparatus capable of temperature-compensating the impedance characteristics and capable of suppressing the occurrence of high-frequency noises and degradation of drive signals.
      SOLUTION: The semiconductor light-emitting apparatus 10 comprises: a disc-like stem 100 made from metal; a submount 110 mounted on the stem 100; a VCSEL120 that is fixed on the submount 110 and emits laser beam; a resistive element 130 which changes its resistance value according to ambient temperature; a light-receiving element 140 for receiving part of the laser beam; a cap 150 which covers the stem 100; and lead terminals 160-166 of conductive metal attached to the stem 100. The resistive element 130 is connected in series to the VCSEL120 and temperature-compensates the impedance value of the semiconductor light-emitting apparatus 10. Thus, matching with an external drive circuit is maintained even at low temperature or a high temperature, thereby suppressing the occurrence of high-frequency noises caused by reflection.
