摘要： PROBLEM TO BE SOLVED: To provide a semiconductor device Al alloy film in which hillock generation is inhibited to achieve excellent heat resistance and electric resistivity of the film itself is kept low even when the film is exposed to a high temperature in a manufacturing process of a semiconductor device.SOLUTION: A semiconductor device Al alloy film satisfies all of the following conditions (a)-(c) after performing heat treatment with keeping 500°C for 30 minutes and a film thickness is from 500 nm to 5 μm: (a) maximum grain size of Al matrix is 800 nm or less (b) hillock density is less than 1×10/m(c) electric resistivity is 10 μΩcm or less.

摘要：本発明は、ダマシン銅配線等における無電解銅めっきでシード層を形成した際の、成膜均一性、および密着性を、タングステンやモリブデン等の単体の金属上に無電解銅めっきを行った場合と比較して向上させ、さらに、銅シード層の成膜に先立つバリア層と触媒金属層との二つの層形成の煩雑さを解消して、超微細配線の形成が可能な、薄くかつ均一な膜厚でシード層を成膜しためっき物を提供することを目的とする。基材上に、無電解銅めっき液に含まれる銅イオンと置換めっきが可能でかつ銅に対してバリア性を持つ金属Bと、pH10以上の無電解銅めっき液中でのイオン化傾向が金属Bより小さな金属Aからなる銅拡散防止用バリア合金薄膜が形成され、該銅拡散防止用バリア合金薄膜が、前記金属Aを15原子%以上、35原子%以下とする組成であり、その上にpH10以上の無電解銅めっき液を用いた無電解めっきにより銅薄膜が形成されたことを特徴とするめっき物。

The present invention also provides concrete having improved crack resistance and a method for improving the bond slip performance of fibers in concrete utilizing the sinusoidally configured fibers of the present invention.
