摘要： PURPOSE:To preclude divergence by monitoring a potential and carrier density in the linear iterative solution loop on the innermost side of the calculation processing of device simulation, and quitting the iterative calculation and decreasing their values in steps of a bias voltage or time when those values become abnormally large. CONSTITUTION:When data (x) showing the electrostatic potential or carrier density is updated like x+Ax at each time, divergence is caused if the (x) abnormally increases at each time of repetition. The maximum absolute value of x+Dx is found right after the update as to the potential and carrier density and it is checked whether or not the maximum absolute is smaller than a previously set limit value. When not, the iterative calculation is immediately quit and a return to the outermost bias voltage variation loop or time variation loop in the figure is made. Then, the values are varied in small steps of voltage variation or time and the calculation of a nonlinear system and a linear system iterative solution loop are performed again.

SOLUTION: A waveguide type semiconductor optical element is composed of a laser part which assures constant film thickness and stripe width and a beam enlarging part in which the core layer 2 becomes thinner toward the light emitting end and the stripe width becomes wide. Moreover, at the beam enlarging part, width of the core layer 2 becomes narrow toward the light emitting end. In this case, when the stripe width is sufficiently wide, influence of polyimide 4 having lower refractive index can be eliminated. Therefore, beam can sufficiently be enlarged and the radiation angle can be narrowed more than that of the related art.
