The semiconductor optical device includes a modulator portion for modulating light input along an emitting direction and radiating the modulated light, the modulator portion including: a mesa-stripe structure, which includes an active layer and extends in the emitting direction; and a buried layer provided adjacent to each side of the mesa-stripe structure, in which a distance between a lower surface of the buried layer and a lower surface of the active layer is 20% or more of a distance between the lower surface and an upper surface of the buried layer.

A schedule effective section extracting unit extracts a schedule effective section from a route from an origin to a destination based on the second information. A control index storage controlling unit defines the schedule of the control index of each of multiple predetermined sections within the schedule effective section based on the first information such that fuel consumption of the engine is reduced in the schedule effective section, wherein the defined schedule of the control index is stored in the storage device. An assist control process unit performs drive control of a motor and an engine based on the schedule of the control index.

摘要： In a mesa type PIN-PD formed using a heavily doped semiconductor material, a high frequency response is degraded as slow carriers occur in a heavily doped layer when light incident into a light receiving section transmits through an absorbing layer and reaches the heavily doped layer on a side near the substrate. In a p-i-n multilayer structure, a portion corresponding to a light receiving section of a heavily doped layer on a side near a substrate is previously made thinner than the periphery of the light receiving section by an etching or selective growth technique, over which an absorbing layer and another heavily doped layer are grown to form the light receiving section of mesa structure. This makes it possible to form a good ohmic contact and to realize a PIN-PD with excellent high frequency response characteristics.

The computer recognizes a configuration of a road, on which an own vehicle is present, based on the aggregation of adjacent points when a length of the aggregation of adjacent points is equal to or greater than a predetermined value.

摘要： During the polishing of a semiconductor substrate, the semiconductor wafer that has been reduced in thickness, and hence in strength, by polishing, suffers outer-surface damage (or cracking) due to the initial damage caused by the use of polishing quartz. In order to solve these problems, the present invention applies a semiconductor substrate fixing jig formed with, on the face for fixing the semiconductor substrate, a groove(s) of almost the same diameter as that of the semiconductor substrate. Semiconductor substrate damage and cracking can be suppressed by applying this jig.

摘要： A vehicle drive control apparatus for use in a vehicle collects the number of travels in each of road sections in a traveled route for each of travel directions, extracts road sections having been traveled for more than a threshold number for each of travel directions, and stores extracted road sections as control section data maps in a durable storage medium. If the vehicle travels into the road sections stored as the control section data map, the “stored-as-the-map” road sections are identified as a series of road sections of high-travel-probability. In this manner, a series of road sections can be accurately identified as a high-probability section without having a user input of a travel destination or the like.
