摘要： Provided are a positive resist composition and a resist pattern forming method having fewer defects and superior lithographic characteristics. The positive resist composition includes a resin component (A) which has on a main chain a structural unit derived from an (α-lower alkyl)acrylate ester and exhibits increased alkali solubility under the action of an acid, and an acid generating component (B) which generates the acid upon irradiation with radiation, in which the resin component (A) is a copolymer having at least two structural units which is obtained by incorporating an acid when polymerizing at least one monomer for the production thereof.

An inductance controller comprising a reactance device with a variable device value, such as, for example, a variable capacitor, is connected to a secondary inductor, magnetically coupled to a primary inductor through mutual inductance. The inductance controller is provided with an inductance control terminal for receiving a control signal for controlling capacitance of the variable capacitor. Inductance of the primary inductor is varied by varying the capacitance by the control signal.

The motor further includes a motor case and a motor shaft protruding out of the motor case. The detection rotor is fixed to an end of the motor shaft. The detection rotor includes a plate and a coil provided on the plate. The plate is fixed to the end of the motor shaft. Specifically, the motor shaft includes an opening in the end. The plate has a circular disc shape and a cylindrical portion protruding in the center from the back side. The cylindrical portion is press-fitted in the opening of the motor shaft to fix the plate to the end of the motor shaft.

摘要： A method of forming a positive resist composition of the present invention includes a step (I) of passing a positive resist composition, which is obtained by dissolving a resin component (A) that displays increased alkali solubility under the action of acid and an acid generator component (B) that generates acid upon exposure in an organic solvent (S), through a filter (f1) equipped with a nylon membrane, wherein the resin component (A) is a copolymer containing at least two structural units obtained by polymerizing at least one monomer in the presence of acid. According to the present invention, it is possible to provide a method of producing a positive resist composition, a positive resist composition, and a method of forming a resist pattern that are capable of forming a resist pattern with reduced levels of both bridge-type defects and reprecipitation-type defects.

摘要： A method for producing a modified conjugated diene polymer includes a modification step (A) that subjects a conjugated diene polymer having a cis-1,4-bond content of 98.5% or more and possessing an active end to a modification reaction to introduce an alkoxysilane compound having two or more reactive groups including an alkoxysilyl group into the active end of the conjugated diene polymer, and a condensation step (B) that subjects the residue of the alkoxysilane compound introduced into the active end to a condensation reaction in the presence of a condensation catalyst that includes at least one element among the elements of the groups 4A, 2B, 3B, 4B, and 5B in the periodic table. The method can produce a modified conjugated diene polymer that exhibits low heat build-up and excellent wear resistance.
