    • PROBLEM TO BE SOLVED: To solve the problem that a required base current cannot be sufficiently obtained from a control terminal because a current amplification rate h FE of each of HBTs (heterojunction bipolar transistor) is limited in a structure of a switch circuit device in which a base of each of the HBTs is directly connected to a control terminal while a base current required for driving of the HBTs must be supplied from the control terminal in this switch circuit device. SOLUTION: A driving FET in which the base of each of the HBTs forming a switching element is connected to its source is provided, a drain of the driving FET is connected to a power source terminal, and a gate thereof is connected to the control terminal. The driving FET conducts based on a control signal, and the HBTs operate based on a current to be supplied from the power source terminal. Thus, a control signal from a general control LSI can be utilized. Also, each unit FET of the driving FET is caused to respond to each unit HBT of the HBTs, thereby preventing breakage due to secondary breakdown of the HBTs. COPYRIGHT: (C)2007,JPO&INPIT

    • PROBLEM TO BE SOLVED: To provide an input and output circuit for using one terminal as an input and an output by switching in a simple constitution.
      SOLUTION: An output-system signal processing circuit 1 is connected to an input/output common terminal 5 through a transistor 2, a capacitor 3, and an impedance matching resistor 4. An input-system signal processing circuit 10 is connected to the input/output common terminal 5 through a capacitor 8 and a transistor 9. One end of a transistor 6 as a switching means for open and close by an input/output switching signal is connected across the transistor 2 and the capacitor 3, while the other end of the transistor 6 is grounded. In this constitution, by switching the open and close of the transistor 6, the input/output common terminal 5 can be used as an input terminal and an output terminal.
