SOLUTION: A device is provided with a chuck table 10, on which a wafer is loaded so that the surface of the wafer faces downward and in which a hole 16 in a prescribed size is formed in a center part; a camera 20 which is arranged in the hole 16 of the chuck table 10 and which recognizes the form of a semiconductor chip on the surface of the wafer exposed through the hole 16; a cutting blade 30 cutting the reverse face of the wafer loaded on the chuck table 10 and a control part 40, which is electrically connected to the chuck table 10, the camera 20 and the cutting blade 30 and controls the driving of the chuck table 10, the camera 20 and the cutting blade 30. The control part 40 drives the chuck table 10, in matching with the information about the wafer that the camera 20 recognizes, arranges the position of the wafer by adjusting it to the cutting blade 30, drives the cutting blade 30 and cuts the wafer.

    • PURPOSE:To aim at improvements in cutting quality with a simple, inexpensive device, by letting a working point of a lever mechanism act on a work material via a weighting transmission device and a material support device, while using a self-propelled type weight for a force point, and giving load to the material. CONSTITUTION:In a lever arm rod 6 of an automatic weighter 1, the vicinity of its left end part is rotatably supported by a bracket 8 whereby its fulcrum comes to zero. An upper end of an acting rod 9 is rotatably connected to an intermediate part of the rod 6, making it a working point P. The weight 7 is of self-propelled type, having the specified weight, going along the rod 6, and controllable for smooth weighting at low cost. Weighting output is given to a work material 5 via a weighting transmission device 3 and a material support device 4. When the weight 7 is made self-propelled in the direction of an arrow C along the rod 6 from a left end of the rod 6, force to be added on a piston 33 increases in proportion to a travel distance of the weight 7, and the force is transmitted to a piston 34 via oil N and given to the work material 5.
