    • PROBLEM TO BE SOLVED: To carry out optimal vibration damping to the inner piping of a double piping by relaxing effects of relative displacement between the inner piping and the outer piping of the double piping, and the relative displacement caused by the difference of thermal expansion and vibration.
      SOLUTION: The double piping 12 for making fluid flow therein is configured such that the double piping 12 is composed of the outer piping 19 having a large diameter and the inner piping 13 having a small diameter, and the inner piping 13 is arranged in the outer piping 19. The inner piping 13 has inside vibration damping members 29, and the outer piping 19 has outside vibration damping members 23 so as to face the inside vibration damping members 29. The inside vibration damping members 29 are arranged so as to protrude from the outside peripheral surface of the inner piping 13 toward the inside surface of the outer piping 19. The outside vibration damping members 23 are arranged so as to protrude from the inside peripheral surface of the outer piping 19. When a vibration has occurred in the double piping 12, the inside vibration damping members 29 are brought into contact with the outside vibration damping members 23. As a result, the direct collision of the inside peripheral surface of the outer piping 19 to the outside peripheral surface of the inner piping 13 can be prevented.

After closing a gate valve 27 so as to seal inside of a processing container 21, the cover member 29 is engaged with a cylindrical member 28 by the vertical driving mechanism 30 so as to seal the inside thereof. The processing container 21 is vacuumed by sucking, and the processing gas is led into the container 21 so as to generate plasma. Since an active specie for performing the plasma processing to a surface of the board 25 is generated inside of a space sealed by the cylindrical member 28 and the cover member 29, a deposit material 32 is adhered to the inner wall of these members. As a result, adhesion of the deposit material to the inner wall surface 21a of the processing container 21 can be thereby prevented.

When gas is supplied to the inside of the manifold housing 13 from a gas pipe 15, an insulation seal 10, arranged in the surrounding of the stack, of the manifold housing 13 tends to inflate by gas pressure. However, since the manifold housing 13 is fastened with the fastening bands 16, the insulation seal 10 uniformly presses the surroundings of the stack 11. The insulation seal 10 is uniformly brought into contact with the stack 11. Good insulation condition is thereby maintained.
