    • PURPOSE:To surely receive demultiplexed optical signals without crosstalk by making intervals of one-side ends of light receiving parts different from those of the other-side ends in an integrated photodetector where plural light receiving parts are integrated on the same plane. CONSTITUTION:Integrated light receiving parts are arranged sectorally, and light receiving parts 1, 2 and 3 of the photodetector where three light receiving parts for three-wave multiplex transmission are integrated are arranged fanwise with a point S as the center, and intervals of light receiving parts are D1 in a position A, where optical signals of three waves are made incident, and are D2 in a position and are D3 in a position C. Though convergence intervals of optical signals emitted to the end face of a substrate are D2 on the design, they may be actually deviated from the design value D2 by IDELTAd because of the shape error of lens production, the production error of a diffraction grating, and the wavelength set error of a used light source. Since light receiving parts 1, 2, and 3 are integrated sectorally in accordance with D1=D2-DELTAd and D3=D2-DELTAd, optical signals are surely received even in case of deviation.

    • PURPOSE:To prevent the deterioration in the circuit characteristic due to the case such as mismatching of impedance or increase in pad capacitance by decreasing the dielectric constant of a dielectric board using an FET and increasing the part of the board using an IC. CONSTITUTION:The circuit characteristic is deteriorated in the circuit where microwave circuit components such as FETs and ICs exist in mixture because of the case such as mismatching of impedance or increase in pad capacitance. The pad capacitance is decreased by making the thickness of the dielectric material of the board with the FET mounted thereupon thick or employing a material with a lower dielectric constant, and the impedance mismatching is prevented by employing a material with a high dielectric constant (hatched part 2 of a board 1) or making the thickness (part 12 of a board 13) thin. Moreover, a dielectric substance having a ground plate on its upper face is coated around the parts of ground board with an IC mounted thereupon as the other way. Thus, a stable microwave circuit without the deterioration in the characteristic is obtained.

    • PURPOSE:To optimally couple readily a semiconductor laser with photowaveguide by burying the photowaveguide in a substrate surface layer when forming the photowaveguide in the substrate as a photosemiconductor element, forming an etched recess for engaging the laser with the end of the photowaveguide, burying the laser and coupling it with the photowaveguide. CONSTITUTION:Titanium is diffused in the surface layer of a substrate 12 made of lithium niobate to form a photowaveguide 11, an etched recess 14 is opened by etching in the substrate 12, and electrode wirings 18 are laid on the bottom. At this time, the size of the recess 17 is formed in the same as that of a semi conductor laser 13 of a stripe 15, and the electrode 15 of the stripe 15 side is disposed at the downside and buried in the recess 17. Thereafter, a driver IC element 19 formed on the temporarily extended line of the photowaveguide 11 is connected with the laser 13 by electrode wirings 18 as a photo semiconductor device. Thus, the photowaveguide 11 and the laser 13 are positioned only by deciding the etching accuracy of the recess 17 to optically couple them and to improve the productivity.
