    • PROBLEM TO BE SOLVED: To provide a high-frequency power amplifier which has good linearity of gain even with a low idle current.SOLUTION: The high-frequency power amplifier includes: an HBT 103 for high-frequency signal amplification, which amplifies a high-frequency signal inputted to a base b1 and outputs it from a collector c1; an inductor 104 which has one end connected to an emitter e1 of the HBT 103 for high-frequency signal amplification and the other end grounded; an HBT 111 for DC current supply, which supplies a bias current to the base b1 of the HBT 103 for high-frequency signal amplification; an inductor 108 for bias circuit separation, which has one end connected to the emitter e1 of the HBT 111 for DC current supply and the other end connected to the base b1 of the HBT 103 for high-frequency signal amplification; a reference voltage circuit 120 which applies a reference voltage to the base b2 of the HBT 111 for DC current supply; and a capacitor 109 for bias circuit separation, which has one end connected to the emitter b2 of the HBT 111 for DC current supply and the other end connected to the emitter e1 of the HBT 103 for high-frequency signal amplification.

    • PROBLEM TO BE SOLVED: To provide a high frequency power amplifier with low idle current and low distortion.SOLUTION: The high frequency power amplifier 10 includes: an amplifier transistor Q11 which amplifies an input signal; a bias circuit 15; and a high frequency passage circuit 16, wherein the bias circuit 15 has: a resistor R23 one end of which is connected to a power supply Vbb; a transistor Q21 of which the base is connected to the other end of the resistor R23, the collector is connected to a power supply Vcc, the emitter is connected to a base of the amplifier transistor Q11, and supplies DC current to the base of the amplifier transistor Q11; a transistor Q23 of which the base is connected to the base of the transistor Q21, and the collector is connected to the power supply Vcc; and a transistor Q22 of which the base is connected to the emitter of the transistor Q23, the collector is connected to the base of the transistor Q23, and the emitter is grounded, and the high frequency passage circuit 16 outputs part of the input signal to the base of the transistor Q22.
