    • PURPOSE:To process a large current with limited chip size and to reduce the size and cost of the composite switch element by using a bipolar transistor (TR) which has a base electrode surrounded with an emitter electrode as a main control valve. CONSTITUTION:The finely worked electrodes of the bipolar TR1 are so arranged that the base electrode B is surrounded with the emitter electrode E. Consequently, the current in turn-off operation converges on the center part where the emitter electrode E has an intersection; the lateral spread resistance of the base layer is large and the dielectric strength of a safe operation region decreases. The current, however, converges in the turn-on state on an edge part at a roundabout side shown in a figure 1c, and the area of current convergence part in the figure 1a is large as compared with the element having the emitter electrode surrounded with the base electrode.

    • PURPOSE:To improve a commutation efficiency without using a commutation capacitor by a method wherein voltage generated at taps of an output transformer provided with center-taps are made arc-suppressing voltages of thyristors, in the self-exciting inverter with the thyristors. CONSTITUTION:Main thyristors 20-23 are provided in bridge-connection between a DC power source 24 and the output transformer 25. The transformer 25 has the center-taps C, D in the primary winding, the center-tap terminals C, D are connected with output terminals of the thyristors 26-29 which are bridge-connected, and further, the diodes 30-33 for the fly-wheel are bridge-connected between the DC power source 24 and the center-tap terminals. In addition, the semiconductor switching elements 34, 35 with the self-arc-suppressing capability are connected between input terminals of the thyristors 26-29 and the power source 24. With the continuities of the switching elements 34, 35 and the thyristors 26, 29, the main thyristors 20, 23 are turned OFF by the voltage generated in the transformer.

    • PURPOSE:To improve a commutation efficiency without using a commutation capacitor by a method wherein the commutation is made using semiconductor switching elements having self-arc-suppressing capabilities and commutation reactors, in the self-excited type inverter in which thyristors are used. CONSTITUTION:For the thyristors 20-23, thyristors on the positive side and those on the negative side are connected with each other through the commutation reactors 24, 25 and center-taps of the commutation reactors 24, 25 are made output terminals. The semiconductor switching element 26-29 having the self-arc-suppressing capabilities and fly-wheel diodes 31-34 are connected between the output terminals and terminals P, N on the positive and negative side of a power source. Depending on the state that an electric power is supplied to the load 35 through the thyristor 20, striking signals of arc of the thyristor 20 is stopped, and with the continuities in the switching element 26 and the thyristor 21, a voltage reverse- biasing the thyristor 20 is generated in the reactor 24 to turn the thyristor 20 OFF.

    • PURPOSE:To obtain the simple circuit with which a high speed switching can be performed on an alternately operating transistor by a method wherein the base forward current delay circuit, consisting of an RC integration circuit and a transistor switch, is provided on each output side of a pulse transformer. CONSTITUTION:On each output side of the two secondary windings of the pulse transformer 13 on the TR base driving circuit, whereon the two transistors (TR) 11 and 12 are connected in series to a power source, are operated with alternations of ON and OFF, the base forward current delay circuit consisting of the RC integration circuit and the TR switch which performs switching in response to the capacitor voltage of the RC integration circuit are provided. For example, in the circuit as shown in the diagram, the capacitor 16 on the integration circuit is charged through a resistor 15 and when its voltage reaches to the base emitter saturation voltage of a TR switch 17, an ON position is given to the TR switch instantly, the base forward current of the TR11 which is restricted by the resistor 18 begins to flow with a steep rise and the TR11 is turned on quickly.

CONSTITUTION:Main thyristors 20-23 connected in antiparallel with diodes 24-27 for a fly-wheel respectively are bridge-connected between a DC power source 28 and a load 29. One sides ends of semiconductor switching elements 30, 31 having self-arc-suppressing capability are connected to the positive and negative sides of the DC power source, a rectifier smoothing circuit 32 is connected between the other side ends. The rectifier smoothing circuit 32 is provided with a secondary winding of a transformer 33 as an input means of which primary winding is connected to an output terminal of the thyristor bridge, and becomes the commutating bias DC power source. With the continuities made in the switching element 30 and the thyristor 34, the voltage having flown in the main thyristor 20 is commutated and turned OFF.

In this case, the amplitude of the voltage eo can be varied in proportion to the voltage ec. Thus the operation error and the temperature drift of the voltage eo can be reduced.

Therefore, the capacitor 16 charged by the DC power supply 22 of the separately excited inverter 18 via the self-exciting inverter 10 at the time of starting, and a specified reverse-bias voltage for commutation can be supplied to the separately excited inverter 18, thereby the number of parts can be reduced, and the high-frequency outputs having high voltages and large currents can be obtained.
