The control device makes a laser beam be outputted from the laser output device at an output rate at which a peak beam intensity of a laser beam radiated to the member to be processed becomes equal to or over 500 W/mm, when the laser beam outputted from the laser output device is the TEM10 mode.

The pulse laser whose pulse width is 10-750 ps is used for separating the intermediate contact layer 93.
