The glass-resin substrate is bored at a specified position by a drill or laser and the internal surface of the hole is plated with copper to make an inter-layer connection; and the copper layer is etched to form a wiring pattern, which is coated with resin to bury wires in the resin. Then resin parts have surfaces polished individually to expose wire surfaces, thereby making the flip-chip junction pad width narrower than before.
