摘要： A method of manufacturing a semiconductor integrated memory device including a plurality of a memory cells, and the semiconductor memory device, wherein each memory cell includes a transistor and a capacitor. The capacitor is formed of first and second electrodes and a dielectric layer. The first electrode and the dielectric layer are successively formed on a main surface of a semiconductor substrate by epitaxial growth. A region of the capacitor is removed to expose a region of the main surface of the substrate under the capacitor. A single crystal semiconductor layer is formed on the exposed region of the substrate by epitaxial growth, and the transistor is formed on the single crystal semiconductor layer, thereby to obtain a device having high integration density integration and preferred performance with high yield.

A first filter 5 transmits a light with a first predetermined wavelength (λA ), and reflects lights with a second predetermined wavelength (λB) and a third predetermined wavelength (λC). A second filter 6 transmits the light with wavelength λB and reflects the light with wavelength λC. A first light-receiving device 2 receives the light with wavelength λA, and a second light-receiving device 3 receives the light with wavelength λB, A light-emitting device 4 emits the light with wavelength λC. A first optical fiber 1a leads the lights with wavelengths λA and λB to the first filter 5. A second optical fiber 1b leads the light with wavelength λB reflected by the first filter 1a. A third optical fiber 1c leads the light with wavelength λC emitted by the light-emitting device 4 to the second filter 6.
