    • The disclosure is a method for fabricating a nitride semiconductor laser device of group-III nitride semiconductor having a substrate. The method includes a step of forming a crystal layer made of a group-III nitride semiconductor (AlxGa1-x)1-yInyN (0≦x≦1, 0≦y≦1) having an added group II element over the substrate; a step of heating the crystal layer up to a predetermined temperature in a thermal treatment atmosphere and maintaining the predetermined temperature for a first time period; and a step of introducing a hydrocarbon gas into the thermal treatment atmosphere for at least a partial time period within the first time period. The method further includes a step of irradiating an electromagnetic wave or photons to the crystal layer in the at least a partial time period, wherein the electromagnetic wave or photons have an energy greater than an energy forbidden band width of the group III nitride semiconductor in the crystal layer.

    • A miniaturized direct-current switch with which power loss is reduced when establishing continuity of a direct-current path is provided. The direct-current switch includes an electronic open/close switch inserted in a direct-current path along which a direct current flows in order to make the direct-current path an open circuit or a closed circuit, a parallel mechanical open/close switch connected in parallel to the electronic open/close switch, and a switch control circuit that controls the opening or closing time difference mutually between the parallel mechanical open/close switch and the electronic open/close switch, wherein the switch control circuit makes the parallel mechanical open/close switch a closed circuit a predetermined time after the electronic open/close switch has been made a closed circuit.

    • The object of the invention is to facilitate the entry of a sensor node and the adoption of a protocol in the existing sensor network system effectively utilizing limited resources of radiocommunication. To achieve the object, the following are provided. A sensor node has a radiocommunication unit that transmits a measured value sensed by a sensor and an identifier of a sensor node as binary measured data. A base station has a radiocommunication controller that receives the measured data from the sensor node, a wire communication controller that transmits the received measured data to a server, a conversion definition information selector that selects conversion definition information corresponding to the identifier included in the measured data out of preset plural conversion definition information and a conversion engine that converts the binary measured data to measured data in a text format based upon the selected conversion definition information.
