    • On an n-GaAs substrate are sequentially formed an n-GaAs buffer layer, an n-AlGaAs cladding layer, a non-doped InGaAs active layer, a p-AlxGa1−xAs cladding layer, a p-GaAs contact layer, and further an n-AlGaAs current blocking layer having a stripe-like window is embedded in the cladding layer. At the active layer side interface of the current blocking layer, a diffraction grating of cyclic bumps and dips shape is formed, but the diffraction grating is not formed in a region of the stripe-like window where the current blocking layer is not present, i.e., a current injection region. In this way, a semiconductor laser device of low oscillation threshold, high oscillation efficiency, high reliability, long life time, and stabilized oscillation wavelength can be realized.

    • An expansion valve includes a valve body, an adjusting mechanism for adjusting a flow rate of a refrigerant supplied to an evaporator and a control mechanism for controlling said adjusting mechanism in accordance with a temperature of the refrigerant supplied to a compressor from the evaporator. The body has a first passage for introducing the refrigerant to the body, a second passage for supplying the refrigerant from the first passage to the evaporator and a third passage for transferring the refrigerant to the compressor from the evaporator. The adjusting mechanism has a restriction for connecting the first passage with the second passage and a valve member for adjusting a degree of the restriction. The control mechanism has a heat sensitive chamber filled with the gas in a sealing manner and a diaphragm movable in accordance with pressure in the sensitive chamber. A transmitting member transmits the temperature of the refrigerant flowing in the third passage to the gas in the sensitive chamber and the movement of the diaphragm to the valve member. The body is made of a synthetic resin. A metal member is disposed in the body between the first passage and the second passage. The metal member has the restriction and a valve seat for contacting the valve member.

    • A television game apparatus according to this invention reads white picture data from a program ROM (6) to transfer it to a video RAM (8) and displays, on a television monitor (11), the white picture data, together with target or other data read from a character ROM (9). When a pistol (4) is leveled at a target on the screen of the television monitor (11) and the trigger is pulled, a switch (44) is closed to produce a trigger signal, on the basis of which black picture data is read from the program ROM (6) and displayed on the television monitor (11). Immediately after the black picture was displayed, the white picture is displayed in the next frame in the position where the target was displayed just before and/or around the periphery thereof. The light from this white picture is detected by a phototransistor (41), whose detection signal, when extracted by a filter (45, 46), is used as a detection signal from the target. Thus, there is no danger of mistaking the light from an illuminator for the light from the target.
