摘要： A semiconductor device is manufactured using a SiC substrate. On a semiconductor region a region formed of SiC having an (11-20) face orientation is formed. A gate insulation layer is a gate oxidation layer. The surface of the semiconductor region is cleaned, and the gate insulation layer is formed in an atmosphere containing hydrogen or water vapor. After the gate insulation layer has been formed, the substrate is heat-treated in an atmosphere containing hydrogen or water vapor. This reduces the interface-trap density at the interface between the gate oxidation layer and the semiconductor region.

摘要： An MIS transistor that uses a silicon carbide substrate has a buried channel structure. The surface orientation of the silicon carbide substrate is optimized so that the device does not assume a normally on state, has good hot-carrier endurance and punch-through endurance, and high channel mobility. In particular, a P-type silicon carbide semiconductor substrate is used to form a buried channel region. To achieve high mobility, the depth at which the buried channel region is formed is optimized, and the ratio between buried channel region junction depth (Lbc) source and drain region junction depth (Xj) is made to be within 0.2 to 1.0. The device can be formed on any surface of a hexagonal or rhombohedral or a (110) surface of a cubic system silicon carbide crystal, and provides a particularly good effect when formed on the (11-20) surface.

On biting, the button is compressed, to be deformed with a shorter thickness and at this time a sleeve formed as a body around the core slides down along the side of the magnetic assembly to reduce the thickness of the dental magnetic attachment. This sliding makes the denture sink uniformly and appropriately. The dental magnetic attachment has good cushioning properties and offers a good feeling to a patient when biting with the denture.

摘要： A tracking control system for an information reproducing apparatus employs a recording medium which has recorded therein a tracking signal including a pilot signal and a synchronizing signal. The tracking control system includes a synchronizing signal detection circuit which detects the synchronizing signal, a timing circuit which outputs a pulse delayed from a timing when the synchronizing signal has detected the synchronizing signal, an amplitude detecting circuit which obtains the amplitude of the pilot signal, a capacitor whose one terminal is connected to the amplitude detection circuit, a switching circuit whose one terminal is connected to the other terminal of the capacitor and whose other terminal thereof is fixed at a constant electrical potential, a switching control circuit which controls the switching of the switching circuit upon receiving the output of the synchronizing signal detection circuit, a sample/hold circuit which holds, upon receiving the pulse from the timing circuit, a voltage appearing at the connection point of the capacitor and the switching circuit. This held voltage is used as a tracking error signal.

摘要： An information reproducing apparatus quickly retrieves tape position information of a tape-shaped recording medium on which tracks are formed so as to record information and tape position information. This apparatus includes a tape speed detecting unit for continuously detecting the running speed of the tape-shaped recording medium, a cylinder speed setting unit for setting target values of rotation of a rotary cylinder for making constant the component of speed at which the head moves in a track direction according to the output of the tape speed detecting unit, and a cylinder control circuit for controlling the rotary cylinder so as to adapt its rotation to the target value of velocity of the cylinder set by the cylinder speed setting unit. By rotating the cylinder at a rotational speed at which data reproduction can take place at a tape speed obtained by the tape speed detecting unit, the tape position information can be positively read out even in a transient state when the running speed of the recording medium changes.
