摘要： PURPOSE: A method of cleaning using sulfuric acid and a method of manufacturing a semiconductor are provided to increase the efficiency of a target by removing organic compound or metal from the target. CONSTITUTION: A method of cleaning using sulfuric acid comprises 1-3 steps. A first sulfuric acid is generated in a sulfuric acid electrolytic bath(1) at a first step. The first sulfuric acid solution contains a first sulfuric acid solution and an oxidative material. The sulfuric acid electrolytic bath has conductive diamond(11) as an anode and the sulfuric acid electrolytic bath as a cathode. In this case, first sulfuric acid is generated by supplying first sulfuric acid solution from a cathode chamber. A cleaning solution is generated in sulfuric acid electrolytic bath at a second step. The cleaning solution contains a first and second sulfuric acid.

摘要： PURPOSE: A sulfuric acid electrolytic method is provided to suppress the increase of the cell voltage by rapidly flowing out gas and by-product to the outside of an electrolytic cell. CONSTITUTION: Electrolyte comprises the sulfuric acid. The sulfuric acid is provided to an anode chamber(4) and a cathode chamber(12). The temperature of electrolyte is 30°C or more. The flow rate of the electrolyte, that is F1(L/min), is 1.5 times of the flow rate calculated through Fa= (current × time × gas constant × electrolytic temperature) / (4× Faraday constant). The flow rate of the electrolyte, that is Fc(L/min), is 1.5 times of the flow rate calculated through Fc= (current × time × gas constant × electrolytic temperature) / (2× Faraday constant). The sulfuric acid electrolytic method comprises the temperature adjustment step of electrolyte, the electrolyte supply step toward an electrolytic cell(1), and the electric current supply step toward the electrolytic cell.
