摘要： PROBLEM TO BE SOLVED: To provide a light-controlled type oscillator wherein the shift width of its frequency is secured enough even though the light projected on it is weak.
SOLUTION: A sensing circuit 21 performs the feeding of a power supply to an oscillating circuit 10 and so senses the drain current of an HEMT 11 as to convert it into a voltage signal VD. A controlling circuit 22 specifies the variation of the characteristic of the HEMT 11 based on the voltage signal VD, and so specifies resultantly the projecting state of a light on the HEMT 11 as to switch the gate voltage applied to the HEMT 11 in response to the projecting time and non-projecting time of the light on the HEMT 11. Thereby, the varying quantity of the drain current varied in response to the projecting time and non-projecting time is so increased not only by the varying portion caused by the projecting of the light but also by the additional varying portion caused by the variation of the gate voltage as to make it very large. As a result, the oscillation frequency of the oscillating circuit 10 is varied largely.

SOLUTION: In the oscillator, on one main surface of a substrate composed of a semiconductor material, an FET 1, an output matching circuit C2 having a diode 2, an LC serial resonance circuit C1 having a capacitor 3 and an inductor 4, a transmission line 5 and a source inductor 6 are disposed. The source of the FET 1 is grounded through the source inductor 6. The drain of the FET 1 is connected through a transmission line 10 to the anode of the diode 2 constituting the output matching circuit C2. The FET 1 amplifies high frequency signals inputted to a gate and outputs them from the drain to the output matching circuit C2. The diode 2 limits the oscillation power. 摘要： PURPOSE:To miniaturize a local oscillating circuit by forming a resonator made of a ferrodielectric, an FET and an oscillating element such as a diode on a semiconductor substrate. CONSTITUTION:The dielectric resonator 3 made of a ferrodielectric thin film and th FET2 as the oscillating element are formed on the semiconductor substrate 1. The resonator 3 is coupled with a strip line 5 connected to a drain 4 of the FET2 by a magnetic field to stabilize its oscillating frequency. Further, a capatitance element 6 is connected between the drain and gate of the FET2. Since the ferrodielectric thin film is used in this way, the resonator with a comparatively small area is formed. Thus, the local oscillating circuit is miniaturized.
