The part 70 receives the signal from the part 60 even after the internal pressure of the sealed space reaches the predetermined value, monitors difference between the internal pressure and the specified value, and controls the internal pressure of the sealed space by feeding back so as to keep the internal pressure of the sealed space to the predetermined value by phase-controlling.

摘要： PROBLEM TO BE SOLVED: To detect the vacancy of a replenishing liquid pack only by an electrically detected value without requiring a mechanical element. SOLUTION: A pump current (or voltage) is detected by a current detector 120. Since the detected value (voltage value) is naturally the AC, it is inputted to one side of a comparator 128 after being rectified by a full wave detection circuit 122 and an integration circuit 124. Then, the relative voltage of a lock current value is inputted to the other side of the comparator 128. When the lock current value becomes over the detected voltage value, a high-level signal is inputted to a controller 100 so that the vacancy is recognized. Since the vacancy of the replenishing liquid pack can be detected by the change of the lock current without requiring the mechanical element in such a way, a malfunction is prevented from occurring because processing solution is splashed and deposited.
