摘要： PROBLEM TO BE SOLVED: To provide a method for manufacturing a semiconductor chip mount, capable of improving productivity of flip-chip bonding, and to provide a bonding tool. SOLUTION: The method for manufacturing the semiconductor chip mount comprises the steps of designating the hardness of surface of the bonding tool 14 contacted with the chip 11 at a bonding time, and setting the hardness to a Vickers hardness of a value equivalent to or of substantially 1.7 time as large as a hardness of the chip 11. According to the tool 14, having the designated surface hardness, a rear surface of the chip 11 is cut and the degree of depositing released materials on the surface of the tool 14 is reduced. Since the surface of the tool 14 is not softer than necessary, conversely the degree of generating a rugged surface by cutting the tool 14 is small. Accordingly, the number of time of bonding without polishing or replacing the tool 14 can be increased, and the productivity of the bonding can be improved.

SOLUTION: After a semiconductor chip 11 is mounted on a mounting board 12 by flip-chip connection, a syringe 14 is moved by a moving mechanism 13, and resin 15 is supplied to one side of the semiconductor chip 11 from the tip of a nozzle 16. On that occasion, the moving speed of the nozzle 16 is adjusted by a speed adjuster 17, so as to move the nozzle 16 at a faster speed near the end of the semiconductor chip 11 and at a slower speed near the center. As the result of this, the speed of the resin 15 flowing in a gap at the peripheral part of the semiconductor chip 11 is slowed, by concentrating the resin 15 on the vicinity of the central part of the semiconductor chip 11, and the speed defference with the speed of resin 15 penetrating into the central part is lessened.

CONSTITUTION:An operational processing part 35 calculates the reading rate of a reading part 24. A comparator 37 compares the calculated reading rate with a predetermined value and, when the reading rate is smaller than the predetermined value, a control part 38 operates an abnormality information device 7 and, when the reading rate is larger than the predetermined value, mail P is sent to a reading part 25 as it is. The operational processing part 35 outputs a data absence signal when no reading output is obtained from the reading part 24 and the control part 38 operates a reversal part 26 on the basis of said signal to reverse the mail P up and down. The data on the mail P is again read in the reading part 25 and the reading rate thereof is calculated in an operational processing part 36. The comparator 37 compares both calculated reading rates and, when the reading rate of the reading part 25 is smaller than that of the reading part 24, the control part 38 operates the abnormality information device 7 and, when the former is larger than the latter, reading is continued.
