摘要： PROBLEM TO BE SOLVED: To provide head unit by which the relative distance between the holding member of solder and a board can be controlled with high accuracy, by a method wherein a movement part in which the holding member of a punch and that of a die are attached so as to be freely movable to an approach direction to the board and which can be moved freely to the approach direction to the board is provided, and a sensor which detects the relative distance between a body part in the approach direction to the board and the movement part is provided. SOLUTION: A tension spring 727 is installed between a support arm 726 and an arm 711a at a raising and lowering plate 71, and the raising and lowering plate 711 is attached to a guide member 723 via a slider so as to be freely movable to the up-and-down direction. A movement part 72 is supported at a prescribed spring force by a constant tension spring 724 and the tension spring 727. The spring force is set in such a way that, when solder which is stuck to the tip of an optical fiber 714 is stuck to a desired position on a board, a body part 71 can be moved upward to such an extent that the solder is not crushed too much by a force acting on the solder from the optical fiber 714. A sensor 73 is connected to a controller in a housing via a cord connected to an upper-part connector 73d, and the relative distance between the arm 711a and the board can be controlled with high accuracy.

摘要： PROBLEM TO BE SOLVED: To form a solder bump at one time with a suitable amount of solder with high workability without heating it in a reflow oven. SOLUTION: The edge face 21a of a punch 21 inserted into a through-hole 22c provided to a side 22 is retracted from the edge face 22a of the die 22 by a required distance to provide a recess 22b which is as large in volume as required to the edge face 22a of the die 22. Then, solder paste 23 is filled into the recess 22b. Thereafter, the punch 21 is moved to the edge face 22a of the die 22 to extrude the solder paste 23 from the recess 22b. The solder paste 23 extruded by the movement of the punch 221 is melted. Thereafter, the solder paste 23 extruded by the edge face 21a of the punch 21 is brought into contact with a copper pad 25 located on a board 24 and melted into a solder bump 27.

In this pressing state, cleaning liquid is quantitatively supplied from nozzles 44a and 44b. Then the chuck 42 is moved in parallel to the connection end surface 8, which is wiped out with the cotton part 53 infiltrated with the cleaning liquid.

The carrying tools 28a to 28d and the connection tool 35 are installed in a state suspended from a ceiling 36.

A connection device 30 connects the optical fiber 3 whose terminal treatment is performed properly to a light source through a measurement fiber and then performs optical measurement by measuring light which is transmitted from the light source by using an optical measurement means. A carrier device carries the holder 11 which is arranged, thus enabling a series of operations from terminal treatment to optical measurement to be performed automatically.
