摘要： PROBLEM TO BE SOLVED: To obtain the subject resin having physical properties allowing the use as a copolymer resin for photoresist by copolymerizing two specific kinds of monomers in such a manner as to form a copolymer having a specific structure and improved adhesivity, etc. SOLUTION: The objective copolymer resin having the structure of the formula (R1 is a 1-10C primary, secondary or tertiary aliphatic alcohol) is produced by copolymerizing (A) an aliphatic cycloolefin monomer and (B) a maleimide monomer. The component A is preferably t-butyl-5-norbornene-2-carboxylate, 5-norbornene-2-carboxylic acid, maleic anhydride, vinylene carbonate, etc., and the component B is preferably N-(2-hydroxyethyl)-maleimide, N-(3- hydroxypropyl)-maleimide, etc.

CONSTITUTION:The monomer system to be used in the present process contains an unsaturated monomer of formula I [A and B are H, halogen or 1-20C (halogen-substituted) hydrocarbon group; X and Y are same as A and B or group of formula II, formula III (R is H or 1-20C hydrocarbon group; (n) is integer of 0-10), etc.], e.g. a monomer system containing divinylbenzene, 30-98wt.% of a monomer of formula IV (R and R are H, methyl or ethyl; R is 1-20C alkyl, aryl, etc.), 0.1-5wt.% of a monomer of formula V (R and R are 1-4C alkyl, aryl, etc.), 0.01-0.4wt.% of a compound of formula VI (R is H, 1-4C alkyl, etc.) and other unsaturated compound as impurities. The monomer system and a polymerization initiator are poured into a cell, subjected to cast-polymerization in a water or steam bath at =-10 deg.C.

CONSTITUTION:In an aq. soln. contg. 30wt.% or more and below the saturation concn. of a polymerizable monomer mixture consisting of a cationic (meth) acrylic monomer contg. a tert. amino and/or quat. ammonium group and an anionic (meth)acrylic monomer contg. a sulfonic acid group at a molar ratio of 95:5-10:90, polymn. is performed in the presence of a crosslinking agent contg. two or more polymerizable ethylenically unsatd. bonds in its molecule using a water-soluble or water-compatible radical polymn. initiator to obtain the aimed resin. By this method an alcohol-absorbing resin with an excellent property of absorbing a 2C or relatively higher alcohol such as ethanol and n- propanol is obtd. easily and inexpensively.

The weight ratio of 6-membered ring imide units of formula II to 6-membered ring acid anhydride units of formula I is regulated so as to be above 1/10 but below 10.
