The narrow-profile dispensing apparatus (10) includes a fluid chamber (28), a nozzle (35), and a valve seat disk (62; 136) representing individual components that are removable from a main body (22) of the dispensing apparatus (10) for cleaning and/or replacement. The nozzle (35) is coupled with the fluid chamber (28) by a heat transfer body (44) that may be cooled by, for example, a cooling fluid routed through an air pathway (86, 88, 90) defined in the heat transfer body (44). The main body (22) of the dispensing apparatus (10) may be cooled by air exhausted from an air cavity (80) of a pneumatic actuator (78, 80) regulating the movement of a needle (22) to control the flow of viscous material in the dispensing apparatus (10).

摘要： An automated system (10) and methods (11) for priming a fluid chamber (12) of a fluid dispensing valve (14) with fluid (16) from fluid material source that includes a vacuum source (46), a valve priming station (32), a vacuum switch (54), and a controller (62). The valve priming station (32) has a boot (40), a vacuum chamber (36), and a vacuum channel (42) in the boot (40). The vacuum channel (42) connects with the vacuum source (46) via the vacuum chamber (36). The boot (40) sealingly engages a valve nozzle (28) of the fluid dispensing valve (14) so that the vacuum chamber (36) connects the vacuum source (46) with the fluid chamber (12). The vacuum switch (54) couples with the vacuum channel (42) via the vacuum chamber (36) and has an opened and closed position based upon a vacuum level in the vacuum chamber (36). The controller (62) is electrically connected with the vacuum source (46) and vacuum switch (54) and controls priming of the fluid dispensing valve (14) based upon whether the vacuum switch (54) is opened or closed.

SOLUTION: The jetting dispenser (10) includes a fluid channel (14) and a dispenser main body (12) provided with a fluid channel outlet (18). A valve member (22) can move so as to be capable of selectively contacting a valve sheet (20). A jetting nozzle (80) is so configured as to be connected to the dispenser main body, the jetting nozzle having a nozzle main body (82) which has a plurality of nozzle outlets (90, 92) communicating with the fluid channel outlet through a plurality of fluid paths (94, 96) passing through the nozzle main body. The valve member is driven by a valve driving device to contact the valve sheet whereby a kinetic momentum is given to the liquid material supplied to the dispenser so that a plurality of liquid drops (6) of a liquid material are simultaneously jetted out of a plurality of the nozzle outlets.

摘要： A method and apparatus for underfilling a gap between a multi-sided die and a substrate with an encapsulant material. The die and/or the substrate is heated non-uniformly by a heat source to generate a temperature gradient therein. The heated one of the die and the substrate transfers heat energy in proportion to the temperature gradient to the encapsulant material moving in the gap. The differential heat transfer steers, guides or otherwise directs the movement of the encapsulant material in the gap. The temperature gradient may be established with heat transferred from the heat source to the die and/or the substrate by conduction, convection, or radiation. The temperature gradient may be dynamically varied as the encapsulant material moves into the gap.

摘要： A viscous material noncontact jetting system has a jetting dispenser (40) mounted for relative motion with respect to a surface (36). A control is operable to cause the jetting dispenser (40) to jet a viscous material droplet (34) that is applied to the surface (36) as a viscous material dot (37). A device (52), such as a camera or weigh scale, is connected to the control and provides a feedback signal representing a size-related physical characteristic of the dot (37) applied to the surface (36). The size-related physical characteristics of subsequently applied dots (37) is controlled by heating and cooling, or adjusting a piston stroke in the jetting dispenser (40), in response to the size-related physical characteristic feedback. Dispensed material volume control and velocity offset compensation are also provided.

摘要： PROBLEM TO BE SOLVED: To provide an improved jetting valve with higher capability for adapting to various fluid material characteristics.SOLUTION: An improved pneumatic jetting valve (10) includes a housing with first and second chambers between which a pneumatic piston (80) is enclosed. First and second solenoid valves (82, 84) are configured to respectively supply air pressure to the chambers and to exhaust the chambers. A controller (104) is operable to regulate the pressurization and venting of the chambers. The controller controls the timing of control signals for the first and second solenoid valves to control the overlap time during which both the first and second chambers are pressurized. By controlling this overlap time, the controller controls the speed of the drive pin of the jetting valve and thereby the speed at which the valve closes to jet a droplet of material. This allows a valve speed to be selected that is most appropriate for the viscosity of the material to be jetted.

SOLUTION: The non-contact type viscous material spraying system has a jetting dispenser mounted so as to move relative to the surface. A control section may be operated to allow the jetting dispenser to jet viscous material droplets to be applied onto the surface as viscous material dots. Devices such as camera or weigher are connected to the control section to supply a feedback signal indicating physical properties relative to the size of the dot to be applied onto the surface.
