    • Disclosed is a cushioning material for polishing pads which hardly suffers swelling deformation caused by water since it is extremely low in water-absorbing properties and water-swelling properties. This cushioning material for polishing pads is composed of a polyurethane foam which is capable of polishing even a semiconductor wafer having an undulated surface or a wafer having a local step that is formed during circuit formation so that the undulation or step becomes shallower by uniformly polishing the entire surface of the wafer along the undulation or step. Specifically disclosed is a polyurethane foam obtained by reaction between a polyol and a polyisocyanate which is characterized by having a contact angle with water of not less than 90°. The polyurethane foam is preferably made by using a hydrophobic polyol, and it is also preferable that the polyurethane foam has a self-skin layer.

    • PROBLEM TO BE SOLVED: To provide a polyurethane foam having both water sealing property and flame retardant property. SOLUTION: This water sealing material contains a phosphate which is a solid at room temperature in a polyurethane foam obtainable by reacting and curing by addition of a polyol, an organic isocyanate, and an aid. According to this invention, using the phosphate which is a solid at room temperature as a flame retardant, excellent flame retardant property can be given without lowering its sealing property. Phosphorus element content in the polyurethane foam is preferably not higher than 2%. This polyurethane foam may be a polyurethane foam sheet material having its own skin.     • PROBLEM TO BE SOLVED: To provide a polyurethane foam having water-stopping properties and antistatic properties.
      SOLUTION: The water stop material comprises the polyurethane foam obtained by adding an organic isocyanate and an auxiliary to a polyol, and reacting and curing the resultant mixture. The polyurethane foam has ≥90° contact angle with water and contains a quaternary ammonium salt having one or more active groups reactive with the organic isocyanate and represented by general formula (I) in the proportion of ≤0.31 wt.% expressed in terms of N
      + concentration. As a result, good water absorption, a good contact angle and sufficient volume resistivity are achieved, and the attachment of dusts occurred at secondary processing such as slice processing, slit processing, adhesive tape processing and stamping is prevented while realizing the water stop properties, sealing properties and durability to improve the operability at processing.
