摘要： Es wird eine MEMS Spiegelanordnung zum Erfassen eines großen Winkelbereichs bis zu 180°, vorzugsweise bis zu 160°, und ein Verfahren zur Herstellung einer MEMS Spiegelanordnung vorgeschlagen. Die Spiegelanordnung umfasst ein Trägersubstrat (1), an dem ein um mindestens eine Achse schwingender Spiegel (2) aufgehängt ist, einen transparenten Deckel (4), der mit dem Trägersubstrat (1) hermetisch dicht verbunden ist und der eine halbkugelförmige Kuppel (6) aufweist ist, und eine Kompensationsoptik (8), die in einem vorgegebenen Strahlengang für ein einfallendes Strahlenbündel außerhalb der Kuppel (6) angeordnet ist, wobei die Mitte des Spiegels (2) im Mittelpunkt der Kuppel liegt und wobei die Kompensationsoptik (8) das einfallende Strahlenbündel derart kollimiert, dass eine durch die Grenzflächen der Kuppel hervorgerufene Divergenz oder Konvergenz des Strahlenbündels nach dem Austritt aus der Kuppel (6) im wesentlichen kompensiert ist. Die MEMS Spiegelanordnungen werden durch Fügen eines Deckelwafers und eines Spiegelwafers, die jeweils eine Mehrzahl von halbkugelförmigen Kuppeln und am Trägersubstrat aufgehängten Spiegeln aufweisen, wobei dann die Spiegelanordnungen aus den zusammengefügten Wafern vereinzelt werden. Die Kuppeln des Deckelwafers werden durch das Glasfließen hergestellt.

摘要： The invention relates to a micro reactor arrangement, particularly for a micro relay. It comprises a substrate (1) with two thermomechanical micro actuators (3, 4). In response to thermal stimulation, the first micro actuator (3) performs a movement in parallel with the substrate surface (2), while the second micro actuator moves in a direction orthogonal on the substrate surface (2). Both thermomechanical micro actuators are so disposed relative to each other that the first micro actuator (3), in the extended state, reaches under the second micro actuator (4). With these provisions, the first micro actuator (3) can be maintained in this position without supply of power when the second micro actuator (4) is de-energized. With the present micro actuator arrangement, one can achieve the advantages of a high activation force and long positioning travels of thermomechanical micro actuators for micro relays, without the necessity to supply energy for maintaining the individual switching states.
