摘要： A method for etching a polysilicon gate structure in a plasma etch chamber is provided. The method initiates with defining a pattern protecting a polysilicon film to be etched. Then, a plasma is generated. Next, substantially all of the polysilicon film that is unprotected is etched. Then, a silicon containing gas is introduced and a remainder of the polysilicon film is etched while introducing a silicon containing gas. An etch chamber configured to introduce a silicon containing gas during an etch process is also provided.

摘要： A method of producing a chemical compound library comprises extracting at least one extract from at least one species of plant; processing at least one of the extract(s) to remove at least one type of chemical interference to produce a processed extract; chromatographically separating the processed extract into a plurality of chromatographic fractions, each containing an amount of chemical compounds; determining the amount of chemical compounds in at least one of the chromatographic fractions; and normalizing the chromatographic fractions in which the amounts were determined to produce normalized chromatographic fractions, each such fraction comprising from about 1 microgram to about 500 micrograms of each of from one to seven chemical compounds that were present in lower concentrations in the extract and that each have a log P of from about −1 to about 5 and a molecular weight less than about 1000 Daltons; thereby to produce a chemical compound library from at least one species of plant.

摘要： A semiconductor manufacturing process wherein an organic antireflective coating is etched with an O2-free sulfur containing gas which provides selectivity with respect to an underlying layer and/or minimizes the lateral etch rate of an overlying photoresist to maintain critical dimensions defined by the photoresist. The etchant gas can include SO2 and a carrier gas such as Ar or He and optional additions of other gases such as HBr. The process is useful for etching 0.25 micron and smaller contact or via openings in forming structures such as damascene structures.

摘要： A system and method for predictive bill estimation includes a process for predictive bill estimation whereby financial data associated with one or more “contributing consumers” is obtained from one or more sources. The financial data obtained from the one or more contributing consumers is then aggregated, analyzed, and/or categorized, according to one or more criteria/parameters associated with the financial transaction data and/or the contributing consumer. The aggregated and/or categorized financial data is then stored. A user consumer then initiates a request for cost/bill data associated with a given area and/or event. The aggregated and/or categorized financial data obtained from one or more contributing consumers is then searched based on one or more search parameters and results data representing multiple financial transactions and/or purchases associated the specified area and/or event is obtained. The results data obtained is then presented to the user consumer in any one of various data and/or report formats, and the user consumer may be notified/alerted to predicted fluctuations in his or her bills automatically well in advance of the expected fluctuation in order to provide the user consumer the opportunity to budget for the predicted fluctuations.

The LAN includes an Internet gateway system coupled to a workstation and configured to receive a URL request. The Internet gateway system can determine the category that is associated with the URL by referencing a master database or requesting the category from a database factory. The database factory can receive URLs from multiple Internet gateway systems. The database factory determines whether the identifier was previously categorized by the database factory and provides the category to the Internet gateway system. Once the Internet gateway system has the category, it applies rules associated with the category and user to filter access to the requested website/page.
