According to one embodiment, the exposure apparatus comprises a wafer stage and the irradiation optical system and the projection optical system. The wafer stage comprises a plate clamp configured to hold a silicon plate having a predetermined film formed on the wafer with a clamp, a silicon substrate. A plurality of sensors configured to measure a temperature of the rear surface of the silicon plate is disposed on the upper surface side of the plate clamp. A projection optical system has the exposure light to a silicon plate on the clamp plate during exposure of the silicon plate.
