The invention relates to the field of semiconductor integrated circuit manufacture, and particularly to a SiGe triode manufacturing method and a SiGe triode. The SiGe triode manufacturing method and the SiGe triode are characterized in that a process is simplified through simultaneous deposition of a SiGe intrinsic base region, a P-type polysilicon extrinsic base region and a second insulating medium; and furthermore a contact area between an emitter region and the intrinsic base region can be adjusted through adjusting contact thickness between the emitter region and the intrinsic base region. The contact area can be further reduced compared with a condition of bearing effect of a lithography board. Performance of the SiGe triode can be further improved.
