摘要： A patternable layer is formed over a substrate. A photo-sensitive layer is formed over the patternable layer. The photo-sensitive layer contains an additive. The additive contains at least a floating control chemical and a volume control chemical. A spin drying or a baking process is performed to the photo-sensitive layer. The floating control chemical causes the additive to rise upward during the spin drying or baking process. Thereafter, as a part of an extreme ultraviolet (EUV) lithography process, the photo-sensitive layer is exposed. One or more outgassing chemicals are generated inside the photo-sensitive layer during the exposing. The volume control chemical is sufficiently voluminous and dense to trap the outgassing chemicals inside the photo-sensitive layer.

In one aspect, the heat-age stable compositions include an acrylic, styrene acrylic, vinyl acrylic copolymer or blends thereof including, as additional polymerizable units, at least one polymerizable phosphate surfactant and at least one linear or branched hydrophobic monomer that are both polymerized into the acrylic, styrene acrylic, vinyl acrylic copolymer backbone.

摘要： The present disclosure is directed, in part, to a curable composition, a method for augmenting a structure in a patient with a resorbable biocompatible polymer, and a biodegradable, resorbable implant comprising a biocompatible copolymer. An exemplary embodiment of the curable composition comprises (a) 60 wt. % to 95 wt. % of one or more vinyl ester monomers and/or vinylcarbonate monomers, wherein said one or more vinyl ester monomers and/or vinylcarbonate monomers are respectively selected from compounds of the general formulas (I) and (II) below: wherein n, m R1 and R2 have the meaning defined herein; (b) 0.1 to 40 wt. % of one or more multifunctional thiols; and (c) 0 to 10 wt. % of a biocompatible polymerization initiator.

摘要： The present invention relates to a process for producing polymer beads incorporating solid particles and to the novel polymer beads per se. The invention provides a process for producing polymer beads incorporating solid particulate material, which process comprises producing a dispersion having a dispersed phase including one or more monomers also including solid particulate material, and causing said one or more monomers to undergo a polymerization reaction to form said polymer beads, wherein said dispersion further includes a solid phase dispersing agent for dispersing solid particles of material in the dispersed phase and wherein said solid phase dispersing agent reacts with at least one monomer to thereby become chemically incorporated in said polymer. The polymer beads comprise a polymer matrix having solid particulate material dispersed substantially uniformly therein and wherein the polymer matrix incorporates a solid phase dispersing agent chemically reacted into the polymeric matrix.

摘要： A polymerization process produces polymers that are insoluble in a reaction mixture that was homogeneous before the polymer began to form. A dispersing agent in the polymerizing system (i.e., the reaction mixture plus the dispersing agent) allows a kinetically stable dispersion of the polymer to be formed in this polymerizing system. The polymerization process is performed in a fluid held under superatmospheric conditions such that the fluid is a liquid or a supercritical fluid; the fluid being carbon dioxide, a hydroflurocarbon, a perfluorocarbon, or a mixture of any of the foregoing.
