摘要： One aspect of this disclosure is a power amplifier module that includes a first die including a power amplifier and a passive component, the power amplifier including a bipolar transistor having a collector, a base abutting the collector, and an emitter, the collector having a doping concentration of at least about 3×1016 cm−3 at an interface with the base, the collector also having a grading in which doping concentration increases away from the base; and a second die including a bias circuit configured to generate a bias signal based at least partly on an indication of an electrical property of the passive component of the first die and to provide the bias signal to the power amplifier. Other embodiments of the module are provided along with related methods and components thereof.

摘要： Antenna switch modules and methods of making the same are provided. In one implementation, an antenna switch module includes a first transmit and first receive port that are respectively connected to at least one antenna series switches. The first receive and transmit port receive and transmit signals on a first frequency. In one implementation, a second transmit and second receive port are connected to the at least one antenna and transmit and receive signals on a second frequency. In this implementation, the second receive port is connected to the at least one antenna via a series switch but the second transmit port is connected to the at least one antenna via a inductive resonance circuit that provides impedance to isolate the second transmit port when the first transmit port or receive port is transmitting or receiving via the at least one antenna.

摘要： A power amplifier module includes a power amplifier including a GaAs bipolar transistor having a collector, a base abutting the collector, and an emitter, the collector having a doping concentration of at least about 3×1016 cm−3 at a junction with the base, the collector also having at least a first grading in which doping concentration increases away from the base; and an RF transmission line driven by the power amplifier, the RF transmission line including a conductive layer and finish plating on the conductive layer, the finish plating including a gold layer, a palladium layer proximate the gold layer, and a diffusion barrier layer proximate the palladium layer, the diffusion barrier layer including nickel and having a thickness that is less than about the skin depth of nickel at 0.9 GHz. Other embodiments of the module are provided along with related methods and components thereof.

摘要： Doherty power amplifiers with a controllable capacitor are disclosed. In certain embodiments, a Doherty power amplifier includes a carrier amplifier that amplifies a first radio frequency (RF) input signal, a peaking amplifier that amplifies a second RF input signal, and a combiner having a first input coupled to an output of the carrier amplifier, a second input coupled to an output of the peaking amplifier, and an output that provides a combined RF output signal. The combiner includes an inverter for providing impedance inversion between the first input and the output of the combiner, and a first controllable capacitor and a first inductor in series and operable to provide harmonic termination to the output of the carrier amplifier. A capacitance of the first controllable capacitor is controllable to tune both the inverter and the harmonic termination of the carrier amplifier.

In one aspect, there is provided a power amplifier system including a bias circuit configured to receive a bias voltage and generate a bias signal and a power amplifier stage configured to receive an input radio frequency (RF) signal and generate an output RF signal. The power amplifier system may also include a bias impedance component operatively coupled between the bias circuit and the power amplifier stage. The bias impedance is component configured to receive a control signal and adjust an impedance value of the bias impedance component in response to the control signal.

The clamp circuit is connected at a bias node between the bias circuit and the amplifying transistor and includes a clamp transistor and a clamp diode, the clamp diode having one end connected to a collector of the clamp transistor at the bias node and another end connected to a base of the clamp transistor.
