摘要： A VCSEL includes a first distributed Bragg reflector (DBR) of a first conductivity type formed on a substrate and including at least one semiconductor layer to be oxidized, an active region having a column shaped structure and formed on the first DBR, and a second DBR of a second conductivity type. At least one hole starting from a surface of the first DBR and reaching the at least one semiconductor layer to be oxidized is formed in the first DBR outside of a column shaped structure of the second DBR. An oxidized region is formed in the semiconductor layer to be oxidized by selectively oxidizing from a side surface of the hole. In the first DBR, a first current path is formed by a conductive region surrounded by the oxidized region, and a second current path is formed by a conductive region not surrounded by the oxidized region.

摘要： An internal combustion engine variable compression ratio system is provided that includes a piston inner (5a), a piston outer (5b) that is fitted around the outer periphery of the piston inner (5a) so that it can slide only in the axial direction and is capable of moving between a low compression ratio position (L) and a high compression ratio position (H), a raising member (14) that can pivot around axes of the piston inner and outer (5a, 5b) between a non-raised position (A) and a raised position (B), and an actuator (20) connected to the member (14) and pivoting it to the non-raised position (A) or the raised position (B), in which piston outer high compression ratio position latching means (30b) is disposed between the piston inner (5a) and the piston outer (5b) and operates, when the piston outer (5b) has reached the high compression ratio position (H), so as to prevent relative axial movement of the piston inner (5a) and the piston outer (5b). It is thereby possible to provide a variable compression ratio system that enables the piston outer to be moved to the low compression ratio position and the high compression ratio position simply and reliably without rotating the piston outer.

摘要： A VCSEL includes a substrate, a first semiconductor multilayer of a first conductivity-type, an active layer, a second semiconductor multilayer of a second conductivity-type, a contact layer, each of the layers stacked on the substrate. The second semiconductor multilayer constitutes a resonator together with the active layer and the first semiconductor multilayer. A metal layer is formed on the contact layer. The metal layer includes an opening portion that defines a region that emits laser light. When oscillation wavelength of the laser light is λ, optical thickness T of the contact layer and a top layer of the second semiconductor multilayer that contacts with the contact layer is smaller than λ/4.

摘要： (i) In a ceramic catalyst body which comprises a ceramic carrier which has a multitude of pores capable of supporting a catalyst directly on the surface of a substrate ceramic and a catalyst supported on the ceramic carrier, a layer containing an anti-evaporation metal such as Rh is formed on the outer surface of catalyst metal particles such as Pt or Rh. The layer containing the anti-evaporation metal protects the catalyst metal and prevents evaporation thereof, thereby suppressing the deterioration; and/or(ii) A ceramic catalyst body is made by having a main catalyst component and a promoter component directly on a ceramic carrier which can directly support the catalyst by substituting a part of the constituent elements of cordierite, and a trap layer is provided in the upstream thereof for trapping sulfur which is a catalyst poisoning component included in the exhaust gas. Since sulfur included in the exhaust gas can be collected by the trap layer, the catalyst poisoning component can be removed from the gas which enters the catalyst, thus preventing catalyst poisoning.
