摘要： The present invention relates to a composition for forming anti-reflective coating for use in a lithography process in manufacture of a semiconductor device which comprises polymer (A) having a weight average molecular weight of 5,000 or less, and a polymer (B) having a weight average molecular weight of 20,000 or more. The composition provides an anti-reflective coating for use in a lithography which is excellent in step coverage on a substrate with an irregular surface, such as hole or trench, has a high anti-reflection effect, causes no intermixing with a resist layer, provides an excellent resist pattern, and has a higher dry etching rate compared with the resist layer.

The coating composition is suitable for use as a basecoat and can be used in a 3-wet paint process that eliminates the primer curing booth.

The aqueous resin composition contains: polyester resin having a specific structure in a molecular chain thereof and/or at a terminal of the molecular chain, the polyester resin having added thereto an opened ring of a compound having a molecule with a carboxylic anhydride group therein, at least no less than 10% by mole of the compound being a compound having a molecule with no less than two carboxylic anhydride groups, the polyester resin having a resin acid value of 150 to 800 eq/106 g and a number-average molecular weight of 5,000 to 100,000; resol-type phenol resin corresponding to a copolymer of a formaldehyde and a phenol compound containing no less than 50% by weight of a phenol compound having no less than three reactive point with formaldehyde, the resol-type phenol resin having no less than one alkoxy methyl group on average per aromatic nucleus; a basic compound; and water, or water and an organic solvent.

摘要： A two-part metal protection composition includes: an aqueous metal treatment conversion coating component that includes an admixture of an acid and a coating forming component; and an aqueous protective coating component that is applied over metal treated with the aqueous metal treatment conversion coating component and includes an admixture of a blister suppressing agent and an organic film forming protective component. The aqueous metal treatment conversion coating component may contain an accelerator, such as hydroxylamine. In a preferred embodiment, the blister suppressing agent is an organic oxidizing agent that includes one or more of nitroguanidine; aromatic nitrosulfonates, Naphthol Yellow S; and picric acid (trinitrophenol). A method for treating a metallic surface includes: (a) applying an aqueous metal treatment conversion coating component described above; and (b) applying an aqueous protective coating component, described above, to the surface that has at least been partially treated with the aqueous metal treatment conversion coating component. A method for bonding an elastomeric substrate surface to a metallic substrate surface includes: (a) applying an aqueous metal treatment conversion coating component, described above, to the surface; (b) applying an aqueous coating or primer composition, described above, to the surface that has at least been partially treated with the aqueous metal treatment conversion coating component; and (c) applying an adhesive overcoat to effect bonding of the metallic substrate to the elastomeric substrate.
