摘要： According to the invention, a liquid resin composition which has favorable wet spreadability after mounting of a chip and exhibits excellent solder cracking resistance even in a high-temperature solder reflow process at about 260° C., i.e., even when being used in lead-free solder, and a semiconductor package using the liquid resin composition are provided. In the liquid resin composition of the invention, an acrylic copolymer having a radical polymerizable functional group contains alkyl(meth)acrylate as a constituent monomer having a linear or branched alkyl group having 6 to 9 carbon atoms in an amount of 10 wt % to 40 wt % of the entire constituent monomers.

The method includes: a first radiating substep of using, as an ultraviolet source, an LED lamp having a peak wavelength in the range of 300 nm to 450 nm to expose the adhesive composition to light from the LED lamp; and a second radiating substep of using, as an ultraviolet source, an ultraviolet lamp for emitting light having a peak wavelength in the range from 300 nm to 450 nm and further including a wavelength in the range of 100 nm or more and less than 300 nm after the first radiating step to expose the adhesive composition to the light.

摘要： Disclosed is a pressure-sensitive adhesive sheet having a transparent film substrate and, on at least one side thereof, an acrylic pressure-sensitive adhesive layer. The transparent film substrate has a top coat layer having a specific configuration with an average thickness and a thickness variation being controlled. The acrylic pressure-sensitive adhesive layer is formed from a water-dispersible acrylic pressure-sensitive adhesive composition. The composition contains, as components, an acrylic emulsion polymer derived from constitutive monomers in a specific formulation; and a polypropylene glycol (PPG)/polyethylene glycol (PEG) block copolymer having a specific structure, or a derivative of the copolymer. The pressure-sensitive adhesive sheet is found to be highly resistant to scratches and static electrification and to have superior visual quality and satisfactory resistance to adhesive strength increase.
