摘要： PROBLEM TO BE SOLVED: To provide a method for forming a GaN substrate which is useful for forming homoepitaxial LED, LD, a photodetector or an electronic device.SOLUTION: The device includes at least one epitaxial semiconductor layer disposed on a single crystal substrate composed of gallium nitride having dislocation density less than about 10per cm, substantially no tilt grain boundary, and an oxygen impurity level of less than 10cm. The electronic device may be in the form of lighting applications such as light emitting diode (LED) and laser diode (LD) applications and devices such as GaN-based transistors, rectifiers, thyristors, and cascode switches, and the like. Also provided is the method for forming a single crystal substrate composed of gallium nitride having the dislocation density less than about 10per cm, substantially no tilt grain boundary, and the oxygen impurity level of less than 10cm, and homoepitaxially forming at least one semiconductor layer on the substrate, and the electronic device.
