摘要： A noise removing apparatus in an FM receiver includes a high-pass filter (29) receiving an output from an FM detector circuit (11), a gate (15) being interrupted in response to a pulsive noise detected by level-discriminating an output from a variable gain amplifier (35) receiving an output from the high-pass filter (29). Transistors are provided for controlling the gain of the variable gain amplifier (35) according to the magnitude of a terminal voltage of a capacitor which is charged according to an output from a rectifying circuit (43). The noise removing apparatus further includes a voltage generator (51) for generating a voltage proportional to a received electric field strength and a circuit (53) for varying an amount to be charged in the capacitor according to the magnitude of a voltage from the voltage generator (51) for maintaining the gain of the variable gain amplifier (35) large at the time of strong electric field, so that a multipath noise can be effectively removed.

摘要： A transistor has a source electrode and a drain electrode which are strip-shaped located with a predetermined space on a semiconductor layer flatly superposed on a gate electrode. The source electrode has a recess for receiving the tip of the drain electrode. The semiconductor layer has a sticking-out part that sticks out of the gate electrode to superpose not on the gate electrode, but on the source electrode or the drain electrode. Thus, the sticking-out part superposed on the source electrode and that superposed on the drain electrode are shielded by the gate electrode and become independent of each other. A semiconductor island sticking out of the gate electrode turned conductive by the photoelectric conversion action due to light or the like non-intercepted by the gate electrode, so that the source and the drain are prevented from being short-circuited.

In the photosemiconductor device, the operation for attaching a light emitting element is easy even when it has a low emitting point and the variation of light receiving sensitivity is suppressed.

The production process is advantageous in that, even in the case of use of a gallium nitride substrate having a large off angle, the slope efficiency is high, the element resistance is reduced, the drive voltage can be reduced, the production yield is high, the variation is small, and high-output violet light can be generated. There is also provided a compound semiconductor laser element produced by the above process.
