    • PURPOSE:To increase capacitance of a capacitor with a surface area of a capacitor electrode substantially increased, by providing recessed and projected portions on a first electrode surface comprising the capacitor. CONSTITUTION:When a polycrystalline Si 20 surving as a first electrode is formed, it is formed such that the recession and projection of the surface may be enlarged, or the recession and projection are enlarged after the surface is formed in the normal condition in which it is flatened. After the first electrode is formed, a capacitor insulating film 21 formed thereon is constituted by three layers of a thermal nitride film of the first electrode, an Si nitride film formed by vapor growth and a thermal oxide film of the Si nitride film. A second electrode formed thereon is constituted by a polycrystalline Si 22 formed by vapor growth. As a result, since a surface area of the electrode itself can be enlarged even if a plane area is designed to be the same without increasing special process, it becomes possible to increase capacitance of a capacitor by 10-60% in comparison with the case in which the first electrode is formed by a normal method and also it is possible to improve reliability and a degree of integration of a d.RAM of a lamination type.
