摘要： PROBLEM TO BE SOLVED: To provide a cleaning method which does not affect an object to be cleaned, has a high cleaning effect and high environmental protection properties, and is excellent in economical properties of cleaning including the regeneration/recovery of a detergent. SOLUTION: In a cleaning method, (A) the object is cleaned by using the first detergent containing at least 50 wt.% of an aromatic hydrocarbon and/or a naphthenic hydrocarbon, (B) the object is cleaned by using the second detergent which contains at least 50 wt.% of a paraffinic hydrocarbon and has a 95% distillation temperature lower at least by 30 deg.C than the 5% distillation temperature of the first detergent, and (C) the object is dried.

摘要： PROBLEM TO BE SOLVED: To obtain a detergent liquid composition which exhibits a good effect on removing a curable resin, especially an epoxy resin, from an object to be cleaned and has an excellent stability and little toxicity by incorporating at least a specified amount of an aromatic compound having a specified number of carbon atoms into the same and imparting specified distillation characteristics to the same. SOLUTION: This composition contains at least 50 wt.% 6-18C aromatic compound and has such distillation characteristics that the 5% distillation temperature is 150 deg.C or higher; the 95% distillation temperature is 315 deg.C or lower; and the difference between 5% distillation temperature and 95% distillation temperature is 50 deg.C or lower. The aromatic compound is an optionally alkylated monocyclic or polycyclic aromatic compound (e.g. isopropylbenzene or n- propylbenzene) or the like, and a petroleum fraction containing these compounds can be used. This composition can be favorably used in cleaning industrial apparatuses, e.g. a storage tank, a mixing vessel, or a casting machine, for handling an uncured epoxy resin or an uncured epoxy resin raw material composition.

SOLUTION: This compsn. comprises a hydrocarbon solvent, (a) a fatty acid alkanolamide, and (b) an N-alkyltrimethylenediamine fatty acid salt of the formula: R1 -NH(CH2 )3 NH2 .2R2 -COOH (wherein R1 and R2 are each 7-22C alkyl) and is prepared by dissolving 0.01-2 mass% (a) and 0.01-5 mass% (b) in a 5-20C hydrocarbon solvent. A cleaning method is also provided wherein cleaning is done with the compsn. and then with a hydrocarbon solvent.

摘要： PROBLEM TO BE SOLVED: To obtain the subject composition capable of manifesting a strong detergency for both a resist and a wax, usable by heating and having high safety for a human body without problems about environmental disruption by combining a terpenic solvent with a hydroxymonocarboxylic ester. SOLUTION: This composition comprises (A) a terpenic solvent (preferably limonene or α-terpineol) and (B) a hydroxymonocarboxylic ester (preferably ethyl lactate). Although both ingredients are usually formulated in (2/8) to (8/2) ratio of the ingredients A/B, the ratio is preferably (2.5/7.5) to (7.5/2.5) is preferred when cleaning a wafer having a large amount of wax sticking thereto. The wafer is preferably cleaned by a method for cleaning the wafer with the objective composition, then cleaning the wafer with either one of the ingredients A and B and subsequently cleaning the resultant wafer with the ingredient of the ingredient A or B different from that in the previous step. The objective composition is preferably heated at 70-85 deg.C for use.

The composition preferably contains the component A or the component B in a concentration of 3-1000 ppm.

When further compounded with an antioxidant, the compsn. becomes stably usable for a long term.
